This is the first simulation of the formation of compositionally modulated quantum dot superlattices. It introduces an efficient new model for atomic scale diffusion problems where the discreteness of the atomic lattice and the nonlinear interatomic interactions are preserved. It resulted from Gill's Royal Academy of Engineering-Leverhulme Senior Research Fellowship in 2008. The investigation was motivated by a collaboration with Prof Koenraad at Eindhoven University. This paper was invited by the editor after an invited seminar by the author at Oxford University. It was the subject of invited talks at ICHMM (Huangshan, China 2008) and IUTAM (Beijing, China, 2010).
