We design and fabricate ‘carrier depletion’ based devices embedded in silicon waveguides. Devices, compatible with CMOS processing demonstrate data rates of up to 40 Gb/s with significant efficiency gains, which is part of the programme we developed in the EPSRC £2.1M Silicon Photonics Programme grant (EP/F001428/1) headed by Prof. Graham Reed. This paper has provided the foundation for recent work which has produced optical modulators with data rates of 50 Gb/s as reported in ‘IEEE Photonics Technology Letters, Vol. 24, No. 4, February 15, 2012
