Significance of output:

This paper presents the first SPICE model of a graphene FET. New analytical equations, a new treatment of the ambipolar saturation and a new model of the quantum capacitance are proposed. The proposed model enables simulation of graphene-based logic circuits for the first time. A Reviewer commented: “Given the current momentum in graphene FETs, the results are interesting and may have a significant impact in the community.” Extensive validation of the derived equations against published physical principles of graphene and comparisons with experimental results were carried out to ensure the accuracy of the proposed model. 3 further conference papers followed.
