This is the first paper in a series demonstrating the significant and previously unknown extent and effects of dislocation climb in III-nitride thin films and devices. MA Moram (lead author) gave 5 invited international conference talks on this work, including at the most important nitride conference ICNS (GRC Defects in Semiconductors 2012, ICDS-26 2011, EDS 2010, EXMATEC 2010 and ICNS 2009), plus 5 additional invited seminars, e.g. Tyndall National Institute, Ferdinand Braun Institute(Germany). This, and subsequent work, led to the IOM3 Silver Medal award to Moram in 2012 and to EPSRC grant EP/J016101/1.
