This paper provides a full analytical treatment of heterojunction phototransistors (HPTs). The accuracy of the analysis is justified through experimental measurements. The information can be utilized for significant performance enhancement through device optimization in photoreceivers employing integrated circuits. This work provided the foundations of a short course, Fundamentals of Power Amplifier Designs, run annually at the European Microwave Week Conference (www.eumweek.com). About forty delegates from industry and academia attend this course (email address for course organiser is available).
