Novel Antenna-Integrated Photodiodes With Strained Absorbers Designed for Use as Terahertz Sources
There is great interest in the generation and detection of terahertz (THz) radiation for imaging and communication applications. This collaborative EPSRC-funded project was focused on the development of portable, compact THz technologies. While there has been progress towards single frequency sources in the form of THz quantum cascade lasers (albeit below 200K), broadband sources in the range 500GHz to a few THz required for spectroscopy remain a challenge. We designed, grew and fabricated novel devices which produced tunable THz emission over the range 100GHz to 1.8THz and demonstrated increased THz power over existing devices in the key frequency range >500GHz.
