Midinfrared GaInSb/AlGaInSb quantum well laser diodes operating above 200 K
First demonstration of mid-infrared InSb based type-I diode lasers operating in a temperature range accessible with thermoelectric coolers. Funded by TSB in parallel with a TSB project on ThermoPhotoVoltaic cells based on associated technology, which has subsequently been continued by some of the partners – Lancaster University, IQE (ajohnson@iqep.com), CST Global (w.meredith@compoundsemi.co.uk) and Pilkington Glass (Julian.Inskip@Pilkington.com). The initial aim is energy recovery from waste furnace heat (Pilkington Glass); whilst the epitaxial material supplier (IQE) and component manufacturer (CST Global) have interests in also supplying the wider renewable energy markets.
