This paper, in a top-ranked journal, presents an analysis supported by experimental measurements of InP/InGaAs heterojunction phototransistors (HPTs). This work will advance fundamental understanding and use of InP phototransistors for performance enhancement through device optimization in photoreceivers employing integrated circuits. The findings led to research collaboration with the University of Lille, France (contact details available) and the University of Surrey (contact details available) for the development of an EU research proposal.
